13 years ago3dsMAX for Majority of Models, a lot of organic models (people, faces, bodies) were done in Zbrush and than ported over to 3dsMAX, it is all very techincal and indetail.
Since BioWare doesn't visit this forum often, I think it's best to ask the question at http://social.bioware.com . Even on that forum, don't assume BioWare will respond.
If I had to guess, I'd say 3D Studio Max or Maya.
